The resulting net polarization charge gradient ($\sigma_{\text{pol}} = P_{\text{total}}(\text{AlGaN}) - P_{\text{total}}(\text{GaN})$) induces an abrupt triangular potential quantum well at the interface, accumulating a dense sheet of electrons ($n_s$) without intentional impurity doping:

Consequently, 4H-SiC and GaN devices achieve theoretical $\text{BFOM}$ values that are respectively $500\times$ and $2000\times$ greater than silicon, allowing a $650\text{V}$ GaN transistor or $1200\text{V}$ SiC MOSFET to operate with orders-of-magnitude lower conduction loss and die area.
