GAA Nanosheet 2020s Deposit Conformal Replacement Gate Around Sheets

# Gate-All-Around / Nanosheet Transistors (2020s): Step 7 — Deposit a Conformal Replacement Gate Around Every Suspended Sheet

## 1. Replacement-Metal-Gate, Carried Over and Made Harder

`finfet_2010s` Steps 7-8 established replacement-metal-gate (RMG) as FinFET's mandatory companion process: a sacrificial dummy gate patterns the structure and survives source/drain processing, then is removed and replaced with the real high-k/metal-gate stack late in the flow. GAA keeps this same sequencing logic, but the gate stack this step deposits must now wrap entirely around multiple suspended sheets stacked vertically, inside the same narrow gaps where inner spacers (Step 6) were just placed.

## 2. Why Conformality Becomes the Central Challenge

Depositing a uniform high-k dielectric and metal-gate film on an open, flat surface is routine; depositing that same film conformally into a narrow, enclosed gap between two closely spaced sheets, reaching all the way around each sheet's full perimeter including its underside, is not. Atomic layer deposition (ALD), already used for FinFET's high-k layer, becomes the dominant technique for essentially the entire GAA gate stack, precisely because ALD's self-limiting, layer-by-layer growth mechanism is what makes uniform coverage inside such a narrow, high-aspect-ratio gap achievable at all.

## 3. The Narrower the Gap, the Smaller the Process Window

As sheet-to-sheet spacing tightens — the same spacing that made Step 5's release etch harder and motivated Step 6's inner spacers — the gap available for gate-stack deposition shrinks correspondingly. Beyond a certain point, there is not enough room left between sheets to fit a full high-k/metal-gate stack of adequate thickness on both sides of the gap simultaneously, directly capping how tightly sheets can be vertically stacked, a constraint this series returns to in Step 10.

## 4. A Stack That Must Still Set the Right Threshold Voltage

Beyond simply filling the gap, the deposited metal-gate composition sets the transistor's threshold voltage, the same role it played in FinFET — but now that same work function engineering must be delivered uniformly around all four sides of every sheet in the stack, not just the three sides of a single fin, with no good way to inspect or correct the underside of a buried, already-wrapped sheet after the fact.

Deposition Conformality Versus Inter-Sheet Gap Width achievable gate-stack thickness uniformity around a sheet's full perimeter, as the gap narrows conformality achievable with ALD as the gap narrows minimum uniformity needed for a reliable threshold voltage below this gap width, conformality can fall under the reliability floor ALD's self-limiting growth is what keeps conformality above the floor as long as it does this gap-width ceiling is the same constraint Step 10's vertical sheet-stacking lever runs into
The Gate Stack's Job, Once Around All Four Sides what the replacement gate must deliver uniformly around every suspended sheet HIGH-K DIELECTRIC insulates gate metal from channel on all four sides, same role as in FinFET's RMG stack WORK-FUNCTION METAL sets threshold voltage; must be compositionally uniform around the full sheet perimeter FILL METAL completes conductive gate electrode in the remaining gap volume without voids with the gate wrap complete, sheet width itself becomes a new way to size the finished transistor
