FinFET 2010s Scale Tri Gate FinFET into 14nm Generation
# FinFET (2010s): Step 16 — Scale Tri-Gate FinFET Into the 14nm Generation
## 1. From First Production to Second Generation
The 22nm node established tri-gate FinFET as a manufacturable production structure; the following 14nm generation was the first opportunity to refine that structure with a full process generation's worth of learning, rather than introducing the architecture concept itself from scratch.
## 2. What Specifically Improved at 14nm
Fin pitch tightened from the 22nm generation's roughly 60-nanometer spacing into the high-20s of nanometers, achieved through the refined self-aligned patterning Step 4 described; fin profiles grew taller and straighter as etch and isolation-recess control, from Step 5's variability concerns, matured with a generation of production experience behind them; and replacement-metal-gate work-function tuning, from Steps 7-8, benefited from a second generation's worth of process-window refinement.
## 3. Why This Counted as Evolution, Not Revolution
None of these 14nm-generation improvements changed the fundamental tri-gate structure Step 2 introduced — they tightened pitch, improved profile control, and refined an already-proven gate-stack integration flow. This is the expected shape of a second process generation following any genuinely new device architecture's first production node: consolidation and refinement of a structure already proven to work, not a new structural concept.
## 4. What This Step Does and Does Not Cover
This step covers the 14nm generation's refinements specifically; the following 10nm generation's further scaling, and the diminishing headroom it began to reveal, is covered next in Step 17.
